Quantum cascade microlasers with two-dimensional photonic crystal reflectors

Abstract

Edge-emitting GaAs-Al0.45Ga0.55As quantum cascade microlasers with photonic crystal reflectors have been fabricated. The resonator length of 100 mu m leads to a large free-pectral range of the longitudinal resonator modes. Owing to this large free-spectral range, single-mode operation with a sidemode suppression ratio of 20 dB at 80 K has been achieved. table single-mode emission is obtained and the emission can be tuned with a rate of -0.046 cm(-1)/K. The maximum operation temperature of this microlaser is 220 K, whereas a 275-mu m-long device can be operated up to 280 K.
